Arabic Abstract

تم ترسيب أفلام رقيقة من نيتريد التيتانيوم عن طريق التفلت المغناطيسي التفاعلي من هدف التيتانيوم في وجود غازات Ar و N2. تم معالجة العينات بالحرارة بعد النمو في درجات حرارة مختلفة بوجود غاز N2. كانت هناك زيادة في خشونة السطح مع زيادة في درجة حرارة الصلب في حين أن الأفلام المعالجة في درجات حرارة أعلى من 300 درجة مئوية يكون حجم الحبوب فيها أصغر مقارنة بالأفلام المزروعة. يكشف حيود الأشعة السينية للأفلام أن العينات المعالجة بالحرارة تظهر ترتيب بلوري أفضل مقارنة بالأفلام الغير معالجة. تقل فجوة الطاقة مع زيادة درجة حرارة. تكشف قياسات تأثير هول أن جميع الأفلام كانت من أشباه الموصلات من النوع n ولها تركيز عالٍ على الناقل مما يزيد قليلاً مع زيادة درجة الحرارة. تم إجراء دراسة تفصيلية للتركيب الكيميائي للفيلم بواسطة XPS تم .تأكيد تكوين رابطة Ti-N وكشف وجود الأكسجين المترسب في الطبقات السطحية للأفلام. تم تحضير أغشية رقيقة من نيتريد التيتانيوم المطعم بالحديد من خلال أهداف مشتركة من التيتانيوم والحديد من قِبل القوى RF / DC المتخللة في وجود مزيج من النيتروجين والأرجون من الغازات في درجة حرارة الغرفة. تم استخدام قوى DC مختلفة للتحكم في تركيز الحديد في نيتريد التيتانيوم. أدى تطعيم الحديد إلى زيادة في خشونة السطح بميزات تشبه الأعمدة مقارنة بسلاسة نيتريد التيتانيوم ثنائي الأبعاد. فجوة الطاقة الضوئية تقل مع زيادة نسبة الحديد في العينات. تؤكد دراسة XPS على تكوين روابط Fe-N في العينات التي تشير إلى موضع احتلال التيتانيوم في الفيلمز تحتوي أفلام نيتريد التيتانيوم المطعمة بالحديد على الموصلية من النوع n وتزيد كثافة الحامل مع زيادة تركيز الحديد في الفيلم. لقد أدى تطعيم الحديد في نيتريد التيتانيوم إلى تكوين أشباه الموصلات المغناطيسية المخففة ويعزى أصل المغناطيسية المغناطيسية إلى تشكيل الأقطاب المغناطيسية. عينات نيتريد التيتانيوم المطعمة بالحديد ذات التركيز العالي تظهر مقاومة مغناطيسية سلبية بسبب المحاذاة المغناطيسية المغناطيسية للناقلات مع الأقطاب المغناطيسية. لوحظ وجود مقاومة مغناطيسية إيجابية لعينات نيتريد التيتانيوم غير المطعمة أو المطعمة بخفة ، والتي يمكن أن تكون نتيجة لتقسيم زيمان لمواقع التنقل في المجال المغناطيسي العالي التطبيق.

English Abstract

This thesis work is composed of two parts, (i) growth and study the influence of post-growth thermal annealing on the properties of titanium nitride thin films, and, (ii) the effect of iron doping concentration on the structural, electrical and magnetic properties of iron doped titanium nitride thin films. In the first part, titanium nitride thin films were grown by RF reactive magnetron sputtering of titanium target in the presence of Ar and N2 gases. Samples were thermally annealed after the growth at different temperature while the N2 gas was flowing. There was an increase in the surface roughness with the increase in the annealing temperature whereas films annealed at temperatures above 300 °C have smaller grain size compared to the as-grown films. X-ray diffraction of the films reveal that annealed samples exhibit better crystallinity compared to the as-grown films. Bandgap of the film decreases with the increase in the annealing temperature. Hall effect measurements reveal that all the films were n-type semiconductors and have high carrier concentration which increases slightly with the increase in the annealing temperature. A detailed depth profile study of the chemical composition of the film was performed by x-ray photoelectron spectroscopy confirming the formation of Ti-N bond and revealing the presence of chemisorbed oxygen in the surface layers of the films. We find that annealing in nitrogen environment increases nitrogen vacancies and results in non-stoichiometric TiN films. For the second part of the thesis, iron doped titanium nitride thin films were grown by co-sputtering titanium and iron targets by RF/DC sputtering powers in the presence of nitrogen and argon mixture of gases at room temperature. Different DC powers were used to control the concentration of iron in titanium nitride. Iron doping resulted in increased surface roughness with column like features compared to smooth two-dimensional titanium nitride. Optical bandgap was found to decrease with increased iron doping. XPS study confirms the formation of Fe-N bonds in the samples indicating iron occupying titanium position in the film. Iron doping seemed to accelerate the nitridation process and reduce the oxygen amount in the films. Iron doped titanium nitride films have n-type conductivity and carrier density increases with the increase of iron concentration in the film. Iron doping in titanium nitride has resulted in the formation of dilute magnetic semiconductor and the origin of ferromagnetism is attributed to the formation of magnetic polarons. Iron doped titanium nitride samples with mid to high iron concentration exhibit negative magnetoresistance due to ferromagnetic alignment of carriers with the magnetic polarons. Positive magnetoresistance was observed for either undoped or lightly doped titanium nitride samples, which could be due to Zeeman splitting of the hopping sites at high applied magnetic field.
